Materials aspects of multijunction solar cells

Atomic layer epitaxy (ALE) was used to grow several components of the cascade solar cell structure in the AlGaAs/GaAs system. An ALE reactor was constructed for multiwafer growth with a growth rate of 0.6 {mu}m h{sup -1}. Device quality GaAs and Al{sub x}Ga{sub 1-x}As films were grown with p-type background carbon doping in the ranges 10{sup 16}-10{sup 19} cm{sup -3} and 10{sup 16}-10{sup 20} cm{sup -3} respectively. N-type films were achieved by SiH{sub 4} doping, producing carrier concentrations in the range 10{sup 16}-10{sup 18} cm{sup -3}. Don't Panic! Closed String Tachyons in ALE Spacetimes

We consider closed string tachyons localized at the fixed points of noncompact nonsupersymmetric orbifolds. We argue that tachyon condensation drives these orbifolds to flat space or supersymmetric ALE spaces. The decay proceeds via an expanding shell of dilaton gradients and curvature which interpolates between two regions of distinct angular geometry. The string coupling remains weak throughout. For small tachyon VEVs, evidence comes from quiver theories on D-branes probes, in which deformations by twisted couplings smoothly connect non-supersymmetric orbifolds to supersymmetric orbifolds of reduced order. For large tachyon VEVs, evidence comes from worldsheet RG flow and spacetime gravity. For C{sup 2}/Z{sub n}, we exhibit infinite sequences of transitions producing SUSY ALE spaces via twisted closed string condensation from non-supersymmetric ALE spaces. Al[sub 0. 3]Ga[sub 0. 7]As/GaAs heterojunction tunnel diode for tandem solar cell applications

A p[sup +]-Al[sub 0.3]Ga[sub 0.7]As/n[sup +]-GaAs heterojunction tunnel diode was fabricated using Atomic Layer Epitaxy (ALE) growth technique. Background carbon doping of [similar to]10[sup 20] cm[sup [minus]3] was achieved in the p-side of the diode by optimizing growth conditions such as V/III ratio, exposure times to reactant gases, and growth temperature. In the n-side of the diode GaAs was doped with silane and doping concentrations as high as 7[times]10[sup 18] cm[sup [minus]3] were also achieved. The dopants are chosen to satisfy the high levels and low diffusion requirements. The diode can be used to interconnect the high and low band-gap cells in the AlGaAs/GaAs cascade solar cell structure. The reactor used in this investigation is a commercial MOCVD system which has been specially modified for dual operation of ALE and MOCVD growth modes.

Glueball Mass Spectrum in KK Monopole Background

We consider typeIIA supergravity solution of D2-branes and D3-branes localized within D6-branes in the near-core region of D6-branes. With these solutions we can calculate the spectrum of the glueball mass in QCD3 and QCD4. The equation of motion describing the dilaton has the same eigenvalues and the same glueball masses in QCD3 and QCD4. Glueball mass spectrum is the same in the near core region of D6-branes of their M-theory counterpart is KK monopole. We conclude that the glueball mass spectrum is the same in QCD3 and QCD4 by considering the `near-core' limit of D6-branes of which M-theory counterpart (KK monopole background) becomes an ALE space with an $A_{N-1}$ singularity times 7 dimensional Minkowski space $M^{(6,1)}$.

Concentrations of radionuclides in terrestrial vegetation on the Hanford site of potential interest to Native Americans

Concentrations of {sup 90}Sr and {sup 137}Cs in Carey`s balsamroot (Balsamorhiza careyana) and Gray`s desert parsley (Lomatium grayi) were similar to concentrations observed in other plants collected on the Hanford Site and from offsite locations surrounding the Site as part of annual Hanford Site surveillance. Observed concentrations may be attributed to historic fallout more than to Hanford Site emissions, although the observation that 200 Area plants had slightly higher concentrations of {sup 137}Cs than 100 Area plants is consistent with other monitoring data of radioactivity in soil and vegetation collected onsite. The present concentrations of {sup 90}Sr and {sup 137}Cs in balsamroot and parsley fluctuate around background levels with some of the higher observed concentrations of {sup 90}Sr found on the Fitzner/Eberhardt Arid Lands Ecology (ALE) Reserve. Analytical results and summary statistics by species and location are presented in the appendixes.
